Abstract
In this paper, a 220GHz frequency multiplier is designed based on a pair of planar Schottky diodes. We established a three-dimensional electromagnetic model , designed and simulated the tripler through the combination of field and circuit.The frequency doubling efficiency is greater than 3% in the 200-225GHz frequency band, and the output power is greater than 10mW in the 208-225GHz frequency band.
