A Compact 4-way 4-stage 130-160GHz D-band Power Amplifier in 0.5μm InP DHBT

Abstract

A compact D-band power amplifier (PA) is designed in 0.5 mu text{mInP} DHBT, which consisted of a 4-way 4-stage common-emitter cell and transmission line power divider/combiner. The symmetrical T-junction transmission line also performs as an impedance match component for input and output. As shown in the post-simulation results, the 3-dB gain mathrm{s}-{21} is no less than 17dB while covering 135 - 155 GHz. And the input/output return loss coefficient mathrm{S}-{11}/ mathrm{S}-{22} are more than 10.5 / 11.5 dB in the operation frequency, respectively. The designed PA is capable of providing 12dBm saturated output power (P-{sat}) at 150 GHz with a competitive power added efficiency (PAE) of 4.5%, while consuming active area of 1.5 mm2 and DC power of 0.33-W from 1-V supply.
