20 GHz broadband GaAs PHEMT distributed preamplifier

Abstract

A distributed amplifier (DA) basing on 0.5 μm GaAs PHEMT process has been developed. The DA has a measured -3 dB bandwidth close to 20 GHz, with a transimpedance gain of 46 dBΩ. Both the input and output voltage standing wave ratios (VSWR) are less than 2 in the range of 50 MHz-16 GHz. The noise figure (NF) varies from 3.03 to 6.5 dB, whilst the average equivalent input noise current density is about 14.6 pA/√HZ. With a timing jitter of 12 ps and eye amplitude about 166 mV, the measured output eye diagram for 10 Gb/s NRZ pseudorandom binary sequence (PRBS) is clear and satisfying.
