Broadband Photodetectors Based on Graphene/Perovskite Hybrid Structure with Ferroelectric Gating

Abstract

Graphene-based optoelectronic devices have attracted much attention due to its wavelength independent light absorption and high carrier mobility. However, such graphene-based photodetectors usually exhibit lower photo responsivity due to weak light absorption. Here, we fabricated a graphene/perovskite hybrid structure, where graphene works as a channel layer in PZT-gated FETs and perovskite works as a light absorber. Due to the combination of strong polarization electric field induced by PZT and high mobility of graphene, a high photo responsivity above 104 AW -1 for visible light has been obtained in such graphene/perovskite hybrid structure. Moreover, a near-linear photocurrent with the increasing light power was also achieved, which offers a potential way to achieve high performance graphene-based optoelectronics.
