Abstract
The well number and the cavity length of 1.55 μm wavelength In1-x-yGayAlxAs MQW distributed feedback lasers were optimized using a simple model. The model includes rate equations and the couple wave equations. The laser has a low threshold, high maximum operating temperature of 550-560 K and high oscillation frequency of over 30 GHz.
